Aerosol Jet Deposition System to be Featured at IMAPS
Presentation to Highlight Recent Developments in Aerosol Jet Technology for High Density, 3-D Interconnects for Multi-Chip Packaging
Albuquerque, New Mexico: Optomec announced today that Mike O'Reilly, Optomec's Aerosol Jet Product Manager will give a presentation during the 3D Interconnect track titled "Aerosol Jet Printing as an Alternative to Wire Bond and TSV Technology for 3D Interconnect Applications" at the IMAPS Advanced Interconnect Technologies Conference. The conference will be held at the San Francisco Marriott on July 14th and will be co-located with SEMICON West/Intersolar. Mr. O’Reilly's presentation will explain how Optomec's patented Aerosol Jet technology is a maskless, non-contact material deposition system used for 3-D semiconductor packaging. This enables traces to be printed over steps or onto curved surfaces using a wide variety of materials printed onto a wide variety of substrates without conventional masks or thin-film equipment. Mr. O'Reilly's presentation will also explain how the Aerosol Jet technology is used to deposit conductive nanoparticle ink interconnects along the stair-stepped sidewalls of staggered multi-chip die stacks. Additionally, he will highlight the results of printing high density, 3-D interconnects printed on stacked die multi-chip packages which incorporate video, communications and memory modules.
